خلاصه مقاله:
In this work, a circuit model of quantum cascade lasers (QCLs) is described based on three-level rate equations, considering the unipolar behavior of electrons in quantum wells. This model can predict the dependenc of laser characteristics on the affecting parameters. The dynamic responses of QCL are analyzed using presented model by means of HSPICE simulator. Simulation results reveal that short photon lifetimes in the optical cavity yield extended modulation bandwidths but reduced optical output power levels of QCL devices.
