خلاصه مقاله:
This paper reports the effect of coverage factor on varied characteristic of InAs/InP (113)B quantum dot (QD) lasers. Numerical models that based on rate equations are presented and is calculated by using of fourth order Rung-Kutta method .We have calculated output power and optical gain characteristics for InAs/InP (113)B QD lasers that show lasing from the ground state and exited state. Direct-relaxation model is presented and includes two energy levels in quantum dot. The comparison between two energy levels leads to a qualitative understanding for origin of the two-state lasing in InAs/InP (113)B QD lasers. In order to investigate the QD laser dynamics, numerical results for variations of coverage factor are also presented and discussed.
