Abstract:

In this paper, a simple equivalent circuit model of a quantum cascade laser (QCL) based on three level rate equations is presented. Unlike the previous models, this model possesses single dc solution regime for nonnegative values of injection currents. A general diode subcircuit is adopted to model the current-voltage relationship. This new circuit-level model can be readily incorporated into a standard circuit simulation environments such as SPICE, which enables electronic integrated circuit designers to simultaneously evaluate the performance of both QCL and electronic devices. By using the proposed equivalent circuit-level model, the effects of injection current on QCL static and dynamic behaviors are investigated. The simulation results are in agreement with reported theoretical and experimental data. That proves the practicality and accuracy of the model.
