An Equivalent Circuit Model for SCH-QW Lasers Including Chirping and Carrier Transport Effects abstract
A new SPICE equivalent-circuit model for a separate confinement heterostructure quantum well (SCH-QW) laser is derived from quantum well rate equations. With emphasis on the physical principles, the phenomenon of the phase chirping has been incorporated into this new model. The carrier transport effects on the transient response and the turn-on delay can also be analyzed using this model.
