The effects of spin-orbit coupling on the mobility of III-V monolayers

In this work, the electronic properties of buckled III-V monolayer with and without spin-orbit coupling (SOC) consideration are compared and the effects of SOC on the electrical properties are investigated. The effective mass, deformation potential, and mobility are studied for both states. The modification of SOC is magnificent for heavy compounds. The SOC causes band splitting at valence band and spin splitting in both conduction and valence bands
