Influence of CoSO4 concentration on the microstructure and cathodic currentefficiency of Mn–Co electrodeposition

Spinels containing cobalt and manganese are the best candidates for the coating of interconnects. In the peresent study, the effect of cobalt sulfate consentration on the microstructure and cathodicefficiency was investigated. . Results showed that the increase of cobalt sulfate concentrationcaused to the increase of current efficiency.
